The thermodynamic size limit of nanowires grown by the vapor-liquid-solid process was investigated. A unique set of external M and Si vapor phase pressure values were used to determine the minimum size. It was found that the Si nanowire minimum size expression contains two contributions, one depending on composition of the liquid and one depending on the droplet size.
