We present measurements of two InP-Based HEMT MMIC power amplifiers. One operated at 15 GHz, the other at 20 GHz. Both demonstrated > 20 dB gain, > 40% power added efficiency, and > 100 mW output power with < 2 dB of gain compression, simultaneously achieving high gain and high efficiency.
